Super junction MOS, also known as COOIMOS and SJMOS, is a MOS tube designed with a new super junction structure based on ordinary MOS. Super junction MOS tubes are mainly used in high voltage occasions of 500V, 600V, 650V and above.
After more than ten years of development, many large companies at home and abroad now have super junction MOSFET series products, such as Infineon, ST, Fairchild, Toshiba, Din-Tek, etc.
What are the advantages of super junction MOSFET? Compared with traditional VDMOS, super junction MOSFET has the characteristics of low on-resistance, fast switching speed, small chip size and low heat generation. Generally speaking, the on-resistance of super junction MOSFET with the same current and voltage specifications is only about half of that of traditional VDMOS, and the device turn-on and turn-off speed is more than 30% lower than that of traditional VDMOS. These characteristics can make super junction MOSFET have better temperature rise and efficiency performance when replacing traditional VDMOS. Generally speaking, after using super junction MOSFET, the power supply efficiency can increase by 1~2 percentage points. At the same time, super junction MOSFET can also be integrated with driver IC for packaging, greatly reducing product volume.
For super junction devices, the reduction in resistance brings obvious benefits, such as lower conduction loss or smaller die at the same RDS(on). In addition, the reduction in chip area leads to lower junction capacitance and gate and output charge, which can reduce dynamic loss. In low-voltage trench or planar MOS tubes, it is usually necessary to consider lowering RDS(on) with higher junction capacitance as a concession. In the case of super junction technology, the concession is minimal. The charge balance mechanism can reduce RDS(on) and device junction capacitance at the same time, making it a win-win solution.
